Aggressive reduction of MOSFET switching loss

With the advent of an advanced information society, the amount of information handled every day has dramatically increased, and the increase in power consumed by data centers and information and communications equipment has become a problem on a global scale. Therefore, the demand of high-efficiency for switched-mode power supply (SMPS) that supply power to data centers and information and communications equipment has been increasing in recent years.

The loss of MOSFET in switched-mode power supply is roughly divided into on-time loss and on-off switchover loss, the new generation DTMOSVI 650 V series aims at improvement focusing on reduction of the switchover loss. Especially aiming the loss reduction by speed up the switching from ON to OFF, the new generation reduces the values of “drain-source On-resistance x gate-drain charge” by about 40 % compared with the previous generation [Note 1]. And this reduction allows the efficiency of switching power supplies to be improved by about 0.36 %[Note 2].
TOLL is a surface-mount package that has an approximately 27 % smaller footprint than the usual D2PAK package. It is also a 4-pin type package that allows Kelvin connection of its signal source terminal for the gate drive. This can reduce the influence by the inductance of the source wire in the package to bring out the high-speed switching performance of the MOSFETs, suppressing oscillation when switching.
Toshiba will continue expanding its product lineup to meet market trends and help improve the efficiency of power supplies.

[Note 1] the new generation DTMOSVI prepares several patterns of the product of “drain-source On-resistance x gate-drain charge” from 40mΩ×27nC to 210mΩ×7.1nC. It is possible to select the appropriate parts according to the application and design concept, including package variations.

[Note 2] As of July 2021, values measured by Toshiba (When TK040N65Z in the new series is compared with TK62N60X in the conventional series by using a PFC circuit with an output power of 2500 W)
